First reported in-situ DLTS measurement of ion-beam induced deep-level defects in GaN in real time during irradiation. The custom in-situ DLTS system was entirely designed and built by the author. No other group in India has demonstrated this experimental capability.

‘Passivating GaN with Ruthenium’ — Research Review, Compound Semiconductor, Vol. 29, Issue II, 2023, p. 60. The international trade magazine of the compound-semiconductor industry gave its Research Review to the group's work on ruthenium passivation, quoting the team's own account of why the treatment holds: the ruthenium solution forms stable bonds with both anions and cations at the GaN surface, which X-ray photoelectron spectroscopy confirmed. The papers behind it are Appl. Phys. Lett. 104, 133510 (2014) and Appl. Phys. Lett. 122, 013503 (2023) — a decade apart, and an unusual span for a single passivation result to be recognised across.
